About
3D PLUS Space Radiation Tolerant DDR4 SDRAM represents the latest generation of high-performance volatile space memory, delivering higher speed and lower power consumption than DDR3. Densities range from 16 Gb to 64 Gb with speeds up to 2400 MT/s on a 1.2V supply, organized in x48b, x72b, and x80b configurations. Embedded decoupling capacitors and termination resistors optimize signal integrity for high-speed operation in space environments.
All modules are BGA-packaged (259 or 363 pins) for compact surface mount assembly, with an operating temperature range of -55°C to +105°C. The product family integrates seamlessly with the 3D PLUS RIMC DDR4 memory controller IP core and DDR4 termination regulator companion chips, forming a complete radiation-hardened memory subsystem solution.
Radiation performance is outstanding: TID tolerance exceeds 100 krad(Si), SEL LETth exceeds 62.8 MeV.cm²/mg, and SEU LETth exceeds 2.6 MeV.cm²/mg (σsat = 4E-12 cm²/bit). SEFI σsat is 5E-5 cm²/device.
