About
3D PLUS Space Radiation Tolerant DDR1 SDRAM provides advanced volatile memory engineered for challenging space environments. These modules range from 2 Gb to 8 Gb density with speeds reaching 400 MT/s on a 2.5V supply and data bus widths of x16b, x32b, and x72b. Compact SOP and BGA packages minimize board footprint while meeting space qualification requirements.
The product line has demonstrated flight heritage since 2009 across scientific exploration and deep-space missions. Radiation characterization shows total ionizing dose tolerance greater than 50 krad(Si), SEL LETth greater than 80 MeV.cm²/mg, and SEU LETth of 0.7 MeV.cm²/mg (σsat = 1E-9 cm²/bit). SEFI LETth is 0.7 MeV.cm²/mg with σsat = 5.6E-4 cm²/device.
Available part numbers include 3D1D2G16TS2174 (2 Gb, 128M×16), 3D1D2G32TS2491 (2 Gb, 64M×32), 3D1D4G72TB2729 (4 Gb, 64M×72 in BGA), and 3D1D8G16TS8466 (8 Gb, 512M×16). All operate from -40°C to +105°C.
Note: DDR1 devices are not recommended for new designs. Customers should consider the DDR2, DDR3, or DDR4 families for new programs requiring higher density and lower power consumption.
