About
MNEMOSYNE is a cutting-edge, radiation-immune non-volatile memory (NVM) ASIC based on 22 nm STT-MRAM FDSOI technology, developed with EU H2020 project funding. The device integrates stacked radiation-resistant memory ASICs for superior density, offering up to 1 Gb in compact SOP packages with serial (SPI/DSPI/QSPI/OSPI) and parallel (EEPROM-compatible) interface options.
With 20-year data retention, 100,000 program/erase cycle endurance, and embedded ECC, MNEMOSYNE is ideal for configuring SRAM-based FPGAs and secure boot/program storage in next-generation space processors. Supply voltage options of 1.8V (SPI) or 3.3V (SPI) accommodate different system requirements.
Radiation performance is exceptional: TID tolerance exceeds 100 krad(Si), and SEL, SEU, SEFI, and SET thresholds all exceed 85 MeV.cm²/mg at 125°C, making MNEMOSYNE fully immune to single event effects across the entire relevant LET range. Operating temperature spans -55°C to +125°C.
Available variants range from 128 Mb parallel interface (3DMN128M08VS1852) to 1 Gb SPI at 1.8V (3DMN1G08US8854) and 3.3V (3DMN1G04VS8868), enabling flexible integration into both heritage and next-generation space avionics platforms.
