About

3D PLUS High Density NAND Flash Memory for Space Applications uses Triple-Level Cell (TLC) technology operated in programmed SLC (p-SLC) mode to achieve both high storage capacity and improved endurance and radiation hardness. Available in 4 Tb (3DFN4T16LB1862) and 8 Tb (3DFN8T16LB2821) capacities, these BGA 215 packaged modules provide previously unavailable storage densities for onboard recorders, satellite payload data management, and mission-critical aerospace applications.

The devices comply with ONFI 4.2 standard and use NV-DDR3 interface at up to 600 MHz, providing read page times of 40 μs, program page times of approximately 600 μs, and erase block times of approximately 8 ms. In p-SLC mode, endurance reaches 60,000 program/erase cycles with 5-year data retention.

Radiation characterization includes TID tolerance greater than 25 krad(Si), SEL LETth greater than 62.5 MeV.cm²/mg, and SEU LETth of 1.5 MeV.cm²/mg (σsat = 4E-11 cm²/bit). Operating temperature spans -40°C to +105°C.

As next-generation products, first engineering models are expected in Q3 2026. These devices represent a major advancement in space-qualified mass storage capability, enabling new classes of high-resolution imaging and science data return missions.
